ASE Technology is expecting an order backlog for AI-related advanced 3D chip-on-wafer-on-substrate (CoWoS) packaging services, industry sources said. The firm in January last year inaugurated a new plant in Taichung’s Tanzi Technology Industrial Park (潭子科技產業園區) to secure more CoWoS capacity. ASE Technology posted consolidated sales of NT$645.39 billion for last year, up 8.4 percent from a year earlier, company data showed.
